Abstract: Our results on linewidths of quantum-cascade lasers are reviewed, clarifying physics underlying astonishingly narrow intrinsic linewidths ~100 Hz and showing possible narrowing of extrinsic linewidths down to ~30 kHz by suppression of electrical flicker-noise.
